PublicationAluminium-Scandium-Nitrid für breitbandige Oberflächenwellenfilter( 2022)
;Feil, NiclasRupitsch, StefanAluminium-Scandium-Nitrid (Al1-xScxN) in der Wurtzit-Struktur ist durch die erhöhten piezoelektrischen Koeffizienten im Vergleich zu anderen Nitridverbindungen ein vielversprechendes Dünnschichtmaterial für mikroakustische Oszillatoren und Filter. Diese Arbeit untersucht die elastischen und piezoelektrischen Tensoreigenschaften von Al1-xScxN-Schichten, die sich ausbildende Anisotropie als Funktion des Sc-Gehalts x im Kristallsystem und die Eignung von Al1-xScxN als aktive Schicht in Volumenwellenresonatoren (Bulk Acoustic Wave, BAW) und Oberflächenwellenresonatoren (Surface Acoustic Wave, SAW). Anhand linearer Materialtensoren aus neusten Ergebnissen der Dichtefunktionaltheorie werden intrinsische elektromechanische Kopplungskoeffizienten verschiedener akustischer Wellenmoden und deren Phasengeschwindigkeiten berechnet. Mittels numerischer Modellierungen von BAW-Strukturen wird die Eignung verschiedener Elektrodenmaterialien für mikroakustische Bauelemente geprüft. Des Weiteren werden Oberflächenwellen in Al1-xScxNStrukturen untersucht. Die elastischen Eigenschaften von texturierten AlN und Al0.7Sc0.3N-Schichten auf Si-Substraten wurden experimentell mit Laser- Ultraschallmessungen ermittelt. Im Gegensatz zu Si ermöglichen Substrate aus Saphir (Al2O3) epitaktisches Wachstum von Al1-xScxN-Schichten verschiedener Orientierungen. Im Rahmen dieser Arbeit entwickelte SAW-Resonatoren aus verschiedenen Elektrodenmaterialien (Al, Pt) auf Al0.7Sc0.3N(0001) wurden als Teststrukturen durch Streuparametermessungen charakterisiert. Massenbeladung von Elektroden und die Wellenausbreitungsrichtung beeinflussen die Wellenführung der Moden. Höhere Oberflächenwellen weisen, im Vergleich zu fundamentalen Moden (Rayleigh-Wellen), erhöhte Phasengeschwindigkeiten v auf und eignen sich somit für höhere Einsatzfrequenzen (bis zu 3 GHz bei einer Wellenlänge von 2 μm). Die Ergebnisse von Messungen an Al0.7Sc0.3N(0001)/Al2O3(0001)-Strukturen zeigen eine deutlich verbesserte Wellenführung höherer Oberflächenwellen (hier Sezawa-Moden) für die Ausbreitungsrichtung <1100> in Bezug zum Substrat. Die Wellenführung kann mit hoher Apertur und Fingeranzahl der SAW-Resonatoren noch weiter verbessert werden. Dies führt zu hohen effektiven elektromechanischen Kopplungskoeffizienten k2eff und hohen Güten Q von Rayleigh-Moden (k2eff = 3.77%, Q = 660, v = 3540ms-1) und Sezawa-Moden (k2eff = 1.55%, Q = 875, v = 5936ms-1) in Al0.7Sc0.3N(0001)/Al2O3(0001)-Strukturen. Untersuchungen von SAW-Resonatoren basierend auf Al0.3Sc0.7N(1120)/Al2O3(1102)-Strukturen belegen die hohe Anisotropie der Welleneigenschaften durch das Materialsystem innerhalb der Waferebene für diese Orientierung. Für die Ausbreitungsrichtung <0001> in Bezug zur piezoelektrischen Schicht ergeben sich für Rayleigh-Moden (k2eff = 3.79%, Q = 1150, v = 4864ms−1) hohe effektive elektromechanische Kopplungskoeffizienten kombiniert mit einer hohen Güte. Weiterhin werden im Rahmen dieser Arbeit primär scherhorizontal polarisierte (SH) Moden für die Ausbreitungsrichtung 30 in Bezug zur <0001>-Richtung der Schicht identifiziert, die ebenfalls eine erhöhte elektromechanische Kopplung (k2eff = 3.59%, Q = 450, v = 3269ms-1) aufweisen. Anhand der experimentellen Ergebnisse werden in einer abschließenden theoretischen Analyse neuartige Schichtabfolgen entwickelt. Diese führen zu einer verbesserten Abschirmung der akustischen und elektrischen Felder in der Schicht. In Kombination mit einer Float-Elektrode können die Vektorkomponenten der elektrischen Felder entlang der <0001>-Richtung der Schicht verstärkt und damit eine erhöhte effektive elektromechanischen Kopplung k2eff > 6% der zweiten Mode bei hoher Phasengeschwindigkeit v > 4500ms-1 erreicht werden. Die Ergebnisse der Arbeit liefern die Grundlage für die Etablierung von Al1-xScxN basierten Oberflächenwellenresonatoren erhöhter elektromechanischer Kopplung für die Realisierung von breitbandigen Oberflächenwellenfiltern. -
PublicationAnalyse der Rauschmechanismen von Photodetektoren aus InAs/GaSb Übergittern für den infraroten Spektralbereich( 2019)Die Detektion von CO2 und damit die Veranschaulichung von Emissionsvorgängen wird durch bildgebende Technologien für den infraroten Spektralbereich ermöglicht, da sich spezifische Absorptionscharakteristika des CO2 in diesem Wellenlängenbereich des elektromagnetischen Spektrums befinden. Dafür geeignete Kamerasysteme bestehen aus den in dieser Arbeit untersuchten Detektorelementen. Die Detektorelemente basieren auf dem Materialsystem InAs/GaSb-Übergitter, welches, bedingt durch die zusätzlich zur Kristallstruktur bestehenden Periodizität, eine künstlich geschaffene, variabel einstellbare Bandlückenenergie aufweist. Das Rauschverhalten des Dunkelstroms dieses auf Quantisierungseffekten beruhenden Materialsystems ist noch weitgehend unerforscht, weshalb die Analyse der Detektoren aus InAs/GaSb Übergittern in erster Linie darauf abzielt, ein physikalisches Verständnis der zu Grunde liegenden Mechanismen des Eigenrauschens zu entwickeln. Das Rauschen eines Detektors beschreibt die natürlichen Fluktuationen des Stroms, der durch den Detektor fließt. Daher wird das Rauschen in Abhängigkeit von der Frequenz und als Funktion des Dunkelstroms untersucht. Das von Avalanchedioden bekannte Modell des Verstärkungsrauschens lässt sich auf das experimentell gefundene Eigenrauschen der InAs/GaSb Übergitterdetektoren applizieren. Dies beinhaltet die Annahme, dass durch Materialdefekte getragene Verstärkungen an lokalen Felderhöhungen zum zusätzlich zum Schrotrauschen beobachteten Rauschen führen. Des Weiteren wurde ein auf dem Quanten-1/f-Rauschen basierendes Modell zur Beschreibung des 1/f-Rauschens eingeführt. Detektormatrizen von Kamerasystemen für den infraroten Spektralbereich bestehen typischerweise aus mehr als 105 einzelnen Detektorelementen. Um die Qualität des Materials und dessen flächige Homogenität abschätzen zu können, muss eine geeignete Stichprobengröße an Detektoren charakterisiert werden. Daher wurde eine Methodik entwickelt, welche die statistische Analyse einer großen Anzahl an Detektorelementen bezüglich des Dunkelstroms und der Responsivität erlaubt. Durch die Verknüpfung der experimentell gefundenen Beschreibung des Eigenrauschens von InAs/GaSb-Übergitterdetektoren mit der entwickelten Methodik zu deren statistischer Analyse, lässt sich eine Prognose über die zu erreichende Materialqualität der InAs/GaSb-Übergitter und deren Verwendbarkeit für Kamerasysteme abgeben.

PublicationCavity-enhanced magnetic-field sensing via stimulated emission from nitrogen-vacancy centres in diamond( 2022)Elsässer, ChristianMagnetic-field quantum sensors are among the most advanced technologies of the rapidly developing quantum technologies in terms of a commercial application. The most sensitive magnetometers are SQUIDs (superconducting quantum interference devices) and OPMs (optically pumped magnetometers), based on atomic vapour cells. Both technologies reach sensitivities to magnetic fields below 1 fT / √ Hz and beat classical hall probe sensors by more than six orders of magnitude. SQUIDS are established in medical diagnostics of neuronal activity. However, the SQUID technology is based on superconductivity and requires cryogenic cooling. OPMs are atomic vapour cells, thus they need to be heated and require shielding against external magnetic fields, as they can only be operated in a zero-field environment. As a consequence, high technical effort and high fiancial costs are associated with the implementation of these technologies. The negatively charged nitrogen-vacancy (NV) centre in diamond is a promising magnetic-field quantum sensor. The unique properties of this point defect in diamond have caused great attention. The single-electron-spin system is energetically located in the band gap of diamond, and thus forms an optically accessible quantum bit. It can be operated in ambient conditions and in background magnetic fields and serves as a robust sensor due to the extraordinary properties of diamond in terms of hardness, optical transparency and thermal conductivity. Current NV ensemble magnetometers reach sensitivities of 1 pT/ √ Hz limited by photoluminescence (PL) collection efficiency, reduced spin-coherence time and a low contrast of 1% - 5 % in highly NV-doped diamond. Laser threshold magnetometry (LTM) has been a theoretical approach for the improvement of the NV centre ensemble sensitivity to 1 fT/ √ Hz. This would enable to close the gap in sensitivity reached by SQUIDs and OPMs, but with a diamond-based, robust room-temperature sensor. The high sensitivity via LTM is reached by an increased signal strength and magnetic-field contrast due to the non-linear enhancement caused by stimulated emission in an NV lasing cavity. Many theoretical and experimental attempts have been made to realise LTM. Weak stimulated emission has been evidenced in a single transmission experiment of the diamond via lock-in detection and amplification in a fibre cavity has been detected with single-photon detectors. A magnetic-field dependency of the stimulated emission has not been detected, so far. In this work, the principle of laser threshold magnetometry is experimentally demonstrated for the first time. The experiments are based on a macroscopic high-finesse laser cavity of 1.4 cm cavity length. In the laser cavity, the NV centres are pumped with a laser at 532 nm and the cavity is resonantly seeded with a laser at 710 nm. A novel, reproducible process was invented which produces a highly NV-doped and ultra-low absorbing diamond gain material. In this process, the diamond is low-pressure, high-temperature (LPHT) pre-treated at 1800 °C in vacuum or hydrogen atmosphere before the NV creation process of electron irradiation and subsequent annealing at 1000 °C. This significantly reduces the absorption of highly NV-doped diamond by 124% - 1544% compared to reference samples, which were only treated with the generally established NV creation process. At the same time the new process keeps a high NV concentration and increases the PL emission by 60%. By optically pumping the NV centres in the cavity an amplification by stimulated emission is detected which reaches a maximum of 64% between 1 W - 2 W of pumping power. The emission shows a maximal output power in the mW regime. The measurements reveal a previously unknown effect of induced absorption as an additional loss channel in the diamond medium which reduces the amplification and the cavity finesse at pump intensities ≥ 10 kW/cm. This induced absorption prevents the NV centres from self-sustained lasing activity. A permanent magnetic field with a major transverse component Bx, i.e. perpendicular to the NV direction, is applied to the NV centres. The contrast between the cavity signal of applied magnetic field and non-magnetic field reaches 33 % and exceeds the maximum theoretically achievable contrast of the generally established detection via the PL of the NV centres. Thus, in this work magnetic-field-dependent stimulated emission from NV centres is demonstrated for the first time. Furthermore, the first optically detected magnetic resonance (ODMR) via stimulated emission with a contrast between resonant and off -resonant microwave field of 17 % is demonstrated in this work. This contrast is higher than the simultaneously detected ODMR contrast of the PL that reaches 11 %. With the novel magnetic-field sensor based on stimulated emission, a shot-noise limited DC sensitivity of (29.1 ± 2.5) pT/ √ Hz having a coherent laser signal output in the mW range is achieved. This is an improvement of almost one order of magnitude compared to the simultaneously detected PL sensitivity. The advances presented in this work in sensing magnetic fields via stimulated emission of NV centres will have a significant contribution to quantum sensing and enable the exploration of coherent readout of quantum systems.

PublicationCharacterization and Optimization of NV-ensemble in Bulk Diamond for Sensing Application( 2023)
;Luo, TingpengFiederle, MichaelThe nitrogen-vacancy (NV) center in diamond is a promising quantum platform for magnetometry applications exhibiting optical readout of minute energy shifts in its spin sub-levels even at room temperature. In particular, NV-ensembles in bulk diamonds are favored for a considerably improved signal-to-noise ratio and sensitivity. Key material requirements for general NV-ensemble-based applications are a high NV⁻ concentration, a long spin coherence time, and a stable charge state. Additionally, for specific applications that require large detection volumes, for example, the multi-pass readout or cavity coupling, a low optical loss in the material is also an essential need, calling for a low diamond absorption and a low birefringence. These requirements, however, are interdependent and can be difficult to optimize during diamond growth and subsequent NV creation. Therefore, better understanding the correlation between these material properties and finding their balances are crucial for improved sensitivity from the material side. Chemical vapor deposition (CVD) diamonds typically exhibit NV concentrations below 10 parts per million (ppm), but often show a high homogeneity in the NV distribution. Moreover, the nitrogen incorporation during the CVD synthesis can be precisely controlled. With these advantages, the CVD diamond attracts more and more interest in NV research. In contrast, high-pressure high-temperature (HPHT) synthesis with higher NV concentrations (up to dozens of ppm) is also of great interest. However, its inhomogeneity in the nitrogen distribution and less controllability of the nitrogen concentration raise challenges when applying it to the sensing systems. In this thesis, the author investigates optical, NV and spin properties of diamonds, specifically for CVD diamonds with a wide variety of nitrogen densities but also in comparison with HPHT diamonds. This thesis studies the optimal process in the creation of NV centers and the link to optical properties. The author develops novel optical methods in this thesis to determine the defect concentrations, which are more widely accessible and easier to implement than the conventional methods. Additionally, the author establishes various characterization protocols to systematically study NV and diamond properties. Based on these methods, CVD diamond series with varied nitrogen flow over 4 orders of magnitude are investigated, to understand the incorporation of single substitutional nitrogen atoms (P1 centers) and NV creation during the growth. For a fixed nitrogen concentration, varied electron-irradiation fluences are investigated and optimized for two different accelerated electron energies. Defect transformations during the irradiation and annealing treatments are studied via optical characterizations. The author points out that with increasing fluences a turning point exists, above which mainly the undesirable NV charge state (NV⁰) is being created, indicating an optimum that balances the high conversion efficiency and charge stability. A general approach is suggested by the author to determine the optimal irradiation conditions, for which an enhanced NV concentration and an optimum of NV charge states can both be satisfied. Optimizing the treatment, this thesis achieves spin-spin coherence times T₂ ranging from 45.5 to 549 μs for CVD diamonds containing 168 to 1~parts per billion (ppb) NV⁻ centers, respectively. This enables better combinations of high NV concentrations and long coherence times in bulk diamonds compared to previous works. Diamond is an excellent host for advanced optical/photonic applications, however, doping can compromise the optical properties significantly. Therefore, the author further investigates relationships and ways of combining high NV concentrations with improved optical properties, specifically absorption and birefringence. Based on this, high temperature (HT) treatments are introduced as a promising candidate to reduce optical loss, while not conflicting with the requirement for high NV⁻ concentrations. This thesis shows a pathway to engineering properties of NV-doped CVD diamonds for improved sensitivity. -
PublicationCharakterisierung und Modellierung von metamorphen HEMT Strukturen im Millimeter- und Submillimeter-Wellenlängenbereich(Fraunhofer Verlag, 2016)Ohlrogge, MatthiasDie stetig steigende mobile Datenkommunikation wird in unserer sich ständig weiterentwickelnden und technologischen Welt immer bedeutender. Um diesen Anstieg ermöglichen zu können ist es erforderlich immer größere absolute Bandbreiten zur Verfügung zu stellen. Eine Möglichkeit größere absolute Bandbreiten innerhalb von Übertragungssystemen zu nutzen, ergibt sich durch eine Anhebung der Trägerfrequenz auf 30 GHz und mehr. Dies entspricht Systemen im Millimeter- (30 GHz < f <300 GHz) und Submillimeter-Wellenlängenbereich (f > 300 GHz). Eine Schlüsselkomponente bei der Entwicklung von Milli-meter- und Submillimeter-Systemen sind analoge monolithisch integrierte Mikrowellenschaltungen (englisch: Monolithic Microwave Integrated Circuit (MMIC)) auf Basis einer rauscharmen und schnellen Transistortechnologie. Eine Halbleitertechnologie, die diese Anforderungen erfüllt ist die metamorphe High Electron Mobility Transistor (mHEMT) Technologie des Fraunhofer Insti-tutes für angewandteFestkörperphysik (IAF) mit Transitfrequenzen fT bis zu 700 GHz und maximalen Oszillationsfrequenzen fmax bis zu 1.2 THz. Essentiell für den erfolgreichen Schaltungsentwurf sind präzise Modellbeschreibungen der aktiven und passiven Bauelemente. Die große Herausforderung liegt hierbei darin, dass die eigentliche Bauteilskalierung, welche mit Ab-nahme der Signalwellenlänge stattfindet, technologische und physikalische Grenzen aufweist. Dieses Skalierungslimit hat zur Folge, dass die zu beschreibenden Bauteile nicht mehr klein gegenüber der Wellenlänge des Signals sind (l(Struktur) / < 10), was zu verteilten Effekten innerhalb der aktiven und passiven Strukturen führt und auch die Ausbreitung von höheren Feld-typen begünstigt. Beide Auswirkungen der limitierten Bauteilskalierung können durch klassische kompakte Modellansätze nur bedingt beschrieben werden. Neben der unzureichenden Modellbeschreibung, stellt auch die präzise und breitbandige On-Wafer Bauteilcharakterisierung über mehrereFrequenzbänder hinweg von 50 MHz bis 500 GHz ein großes Problem dar. Auf Grund des Einflusses von systematischen Fehlern war es bisher nicht möglich bandübergreifenden On-Wafer Messungen fehlerfrei und konsistent durchzuführen. Für das Gesamtziel dieser Arbeit ergeben sich somit zwei Bereich: Erstens die breit-bandige Charakterisierung der aktiven und passiven Bauelemente und zweitens deren präzise Beschreibung durch geeignete verteilte Modellansätze. Um diese Ziele zu erreichen werden im Rahmen dieser Arbeit neue On-Wafer Kalibrationsmethoden und -strukturen untersucht. Diese ermöglichen erstmalig die exakte und konsistente On-Wafer Bauteilcharakterisierung über mehrere Frequenzbänder hinweg. Auf Basis dieser On-Wafer Charakterisierungsmessungen ist es im Rahmen dieser Arbeit erstmals gelungen, eine Modellextraktion und -verifikation an Hand von hoch präzisen Daten bis hin zu Frequenzen von 500 GHz zu zeigen.

PublicationCVD-Wachstum von Diamantspitzen mit Stickstoff-Vakanz-Zentren für die Raster-Sonden-Magnetometrie( 2022)
;Götze, ArneFiederle, MichaelCVD Growth of Diamond Tips for Scanning Probe Magnetometry In this thesis an investigation on the CVD growth of diamond for the fabrication of AFM tips containing nitrogen vacancy centers (NV centers) is presented. Acting as probes in a scanning probe magnetometer they enable the measurement of magnetic fields with a spatial resolution in the order of nanometers. Established manufacturing techniques for this kind of probes include the ion implantation of nitrogen and etching of diamond tips, both of which are known to induce crystal damage reducing the sensitivity of the NV centers as magnetic sensors. A novel method to manufacture diamond tips with NV centers, which is presented in this thesis, is based on the CVD growth of diamond with the aim of circumventing above mentioned, detrimental mechanisms. In a first step, the CVD growth process of diamond on microstructures is investigated. When observing the growth mechanisms, a deviation from the established geometric growth model has to be taken into account: the growth speed of diamond is increasing with the dimensions of the diamond microstructures. The acquired knowledge about the anisotropic diamond growth enables the fabrication of diamond tips with a radius of curvature of 20 nm, suitable for AFM measurements. The second step involves the creation of NV centers within the microstructures. A nitrogen doped CVD process is presented that enables the creation of NV centers with a spatial accuracy of approximately 1 μm and with preferential alignment of the NV axes. DEER measurements reveal a high crystal quality with a low density of paramagnetic spins other than the intentionally doped substitutional nitrogen atoms, enabling long dephasing times of the NV center electron spins. Both of the above mentioned processes are combined to produce a diamond tip with NV centers for use in a scanning probe magnetometer. A magnetic sensitivity of the NV centers of 60 μT√Hz−1 is achieved. The detection of current density magnitude and direction through the metal lines of a high electron mobility transistor by performing a NV center based scanning probe magnetometry measurement serves as an application example. The noise present in the acquired magnetic field maps and its amplification along the path of data processing towards the current density is investigated. The presented experiments on the CVD growth of diamond microstructures enable a better understanding of the subprocesses involved in diamond growth and extend the capabilities of CVD diamond growth as a tool for quantum computing and quantum sensing. -
PublicationDarstellung und Simulation von AlN/GaN-Übergitterstrukturen für elektronische BauelementePufferschichten haben bei elektronischen Bauelementen eine spannungsreduzierende und eine isolierende Eigenschaft. In der vorliegenden Dissertation wurden Übergitter, bestehend aus kurzperiodischen AlN und GaN Schichten, als Pufferschichten realisiert. Hergestellt, charakterisiert und simuliert wurden zwei unterschiedliche Variationen in der Periode des Übergitters. Die Simulation erfolgte anhand von Kapazitäts-Spannungs-Messungen.

PublicationDesign and characterization of highly-efficient GaN-HEMTs for power applications( 2017)Die hervorragenden physikalischen Eigenschaften des Halbleiters Galliumnitrid (GaN) und der darauf basierenden AlGaN/GaN Heterostrukturen eignen sich besonders zur Prozessierung von leistungselektronischen Bauelementen. Die hohe Durchbruchsfeldstärke von GaN in Kombination mit der hohen elektrischen Leitfähigkeit eines polarisations-induzierten zwei-dimensionalen Elektronengases ermöglicht die Entwicklung von Transistoren mit hoher Sperrspannung, kleinem Durchlasswiderstand und kleinen Schaltladungen. Während die Materialeigenschaften und Technologien kontinuierlich verbessert werden, sollen auch beim Bauteilentwurf Fortschritte erzielt werden. Diese Arbeit soll durch neue Ansätze beim Entwurf und bei der Charakterisierung von hocheffizienten GaN-Transistoren das enorme Potential dieser Technologie nutzbar machen. Dazu werden "High-Electron-Mobility Transistors" (HEMTs) in ihren Betriebszuständen untersucht und ihr Verhalten in Bezug zu ihrer Bauteilstruktur analysiert. Hieraus ergeben sich neue Ansätze für den Entwurf dieser Leistungsbauelemente, die hier vorgestellt werden. Ein Schwerpunkt liegt auf dem flächeneffizienten Entwurf von sehr niederohmigen GaN-Bauelementen. Auf der Basis eines analytischen Modells werden Konstruktionsmethoden für die Entwicklung hocheffizienter GaN-HEMTs abgeleitet. Neben dem Entwurf von interdigitalen Kamm-Strukturen werden neue Layouts für sehr großflächige Bauelemente vorgestellt. Die Layouts sind durch natürliche Flusssysteme inspiriert, wie eine fraktale Kamm-Struktur oder eine Kleeblatt-Struktur. In vielen leistungselektronischen Anwendungen ist der rückleitende Zustand ebenfalls relevant. Da GaN-HEMTs keine intrinsischen "Body-Dioden" enthalten unterscheidet sich das Verhalten deutlich von herkömmlichen Leistungstransistoren. Diese Arbeit untersucht das Rückflussverhalten einer konventionellen HEMT-Struktur und stellt eine neue, verbesserte HEMT-Struktur mit integrierter Freilaufdiode vor. Aufgrund kleiner Schaltladungen zeichnen sich GaN-HEMTs durch kleine Schaltverluste aus. Diese Arbeit stellt die messtechnische Charakterisierung von GaN-Transistoren mit sehr kleinen Gate-Ladungen vor. Darüber hinaus wurde in einem eigens dafür entwickelten Pulsmessplatz der Effekt des dynamischen Durchlasswiderstands in einer anwendungsnahen Umgebung bestimmt. Die gewonnenen Erkenntnisse dieser Arbeit wurden in einem Bauelement-Demonstrator zur Anwendung gebracht. Der GaN-Transistor wurde charakterisiert und seine Eigenschaften mit dem Stand der Technik verglichen. Das Bauelement erzielt den kleinsten flächenspezifischen Widerstand, kleinste Schaltladungen und enthält eine integrierte Freilaufdiode. Damit trägt diese Arbeit zum Fortschritt und der Entwicklung von noch effizienteren und leistungsfähigeren Transistoren für die Anwendung in der Leistungselektronik bei.

PublicationEntwicklung von ultradünnen metamorphen Mehrfachsolarzellen zum Erreichen höchster UmwandlungseffizienzenDie höchsten Wirkungsgrade für Solarzellen werden mit Mehrfachsolarzellen aus III-V-Material erreicht. Ein aktuelles Konzept sind die so genannten invertiert metamorphen Tripelzellen (IMM-Zellen). Ein Vorteil dieses Konzeptes im Vergleich zu dem heutigen Industriestandard ist die bessere Stromanpassung, was durch eine Ga0.71In0.29As-Unterzelle mit einer Bandlücke von 1 eV erreicht wird. Das Material der Unterzelle ist dann allerdings nicht mehr zu den oberen beiden Teilzellen gitterangepasst. Die Differenz in der Gitterkonstante wird durch einen so genannten metamorphen Puffer überbrückt. Die Pufferstruktur muss dabei das Kristallgitter vollständig entspannen, was über Versetzungsbildung geschieht. Die Versetzungen dürfen nicht in die nachfolgende Solarzelle vordringen, da sie dort Rekombinationszentren darstellen und den Wirkungsgrad der Zelle verringern. Das Ziel dieser Arbeit war die Entwicklung von metamorphen Pufferstrukturen für den Einsatz in IMM-Solarzellen. Dabei lag der Schwerpunkt der Arbeit auf dem Verständnis für die Versetzungsbildung im Puffer in Abhängigkeit vom Material, der Substratfehlorientierung und dem konkreten Aufbau der Schichten.

PublicationEntwurf und Charakterisierung monolithischintegrierter Logikschaltungen basierend auf einer lateralen 600 V GaN-on-Si Technologie( 2018)
;Kallfass, IngmarTreiber für immer kompaktere Leistungselektroniksysteme sind mobile Applikationen und LED-Beleuchtungssysteme, in denen Bauraum ein rares Gut ist. Bei diesen Anwendungen wird der Innovationsdruck in Richtung höherer Integration aufrecht gehalten. Ein Weg zu immer kompakteren Bauformen ist die Integration von Ansteuerschaltungen in das Leistungsmodul und führt zu dem so genannten intelligenten Leistungsmodul(Intelligent Power Module, IPM). Neue Halbleitermaterialien auf Basisvon Galliumnitrid (GaN) können diese Integration, aufgrund ihrer höheren Bandlücke und größeren Elektronenmobilität im Vergleich zu Silizium (Si), forcieren. Somit bietet GaN im Bereich der Leistungselektronik ein großes Potential für Anwendungen mit hohen Leistungsdichten und hohen Schaltfrequenzen bei hohen Umgebungstemperaturen. Zusätzlich kann das IPM in GaN aufgrund des lateralen Aufbaus monolithischintegriert werden. In Rahmen dieser Arbeit wird ein IPM in GaN aufgebaut, basierend auf der Fraunhofer IAF GaN-on-Si Technologie. Diese Technologie beinhaltet selbstleitende n-KanalTransistoren. Das IPM besteht hierbei aus dem Leistungstransistor mit integriertem Gate-Treiber und einer Ansteuerung bzw. Logik, die für eine analoge Regelung genutzt werden kann. Die Regelung, bestehend aus einem Komparator und einem RS-Flip op, funktioniert nach dem Prinzip der Strom-Spitzenwert-Regelung. Das IPM kann für die Anwendung eines LED-Treibers in einem LED-Wandler genutzt werden und wird mit Standard LED-Treibern aus Si verglichen. Für die Realisierung der Logik in der GaN-on-Si Technologie wurde eine Schaltungsbibliothekmit verschiedenen Grundschaltungen und zusammengesetzten Schaltungen entwickelt. Dabei liegt das Hauptaugenmerk auf der Analyse, Entwurf und Charakterisierung dieser digitalen und analogen Schaltungskomponenten. Mit Hilfe dieser Schaltungsbibliothek wurde ein Floating Buck-Converter mit analoger Regelung in dieser Technologie aufgebaut. Der Demonstrator kann Spannungen bis über200 V bei Schaltfrequenzen bis 5 MHz umwandeln. Im Dauerbetrieb wurde der Wandler bis Leistungen von 100Wbei Wirkungsgraden von bis zu 97% getestet. Es ist somit der erste funktionierende nicht-isolierende Spannungswandler mit Regelung, der komplett in der GaN(-on-Si) Technologie aufgebaut wurde. Eine monolithische Integration der Regelung würde < 1% der Gesamtchip äche benötigen. Die damit verbundenen Kostenkönnten vernachlässigt werden und der resultierende Funktionsgewinn wäre immens. Aus diesen Gründen leistet diese Arbeit einen Beitrag für zukünftige hochintegrierte, sowie hoche ziente Leistungselektronik. -

Nevertheless, most investigated lateral high electron mobility transistor (HEMT) structures suffer from high gate-to-drain spacing to sustain high voltage operation. In contrast, vertical device designs offer enhanced area efficiency in the high power region, as the drift region can be scaled independent of the wafer area. The wafer footprint can be drastically reduced, which results in higher power density and reduced cost. In addition, the vertical layout exhibits several additional advantages in terms of device reliability, current density, design-possibilities and packaging. The current aperture vertical electron transistor (CAVET) is a promising candidate for vertical GaN-devices, as it combines the established gate-source module of a lateral HEMT with the benefits of a vertical depletion- and drift-region. In contrast to all other vertical GaN designs, the CAVET offers the possibility to be directly integrated into proven AlGaN/GaN-technology as a high-power switch. The combination of CAVETs and on-chip integrated HEMTs enables the introduction of several new design opportunities for high-functional, monolithically integrated GaN power ICs. Even though some small area CAVETs were demonstrated by various fabrication strategies, the intrinsic device design, the challenges in the fabrication process and their impact on the performance of the fabricated devices are rarely explored. In addition, although promising results were presented, the fabricated transistors were limited to maximum drain currents in the mA-range and the off-state robustness has so far been an issue in CAVET-technology. Therefore, both parameters need to be improved significantly to demonstrate the suitability of the CAVET-technology for high-power applications. However, to improve the device performance and stability, an improved understanding of the device phyiscs and the influence of the process technology is necessary. The aim of this thesis are CAVETs for power electronics applications by a numerical analysis and an experimental evaluation of the device design and the process technology. Theoretical modeling of CAVETs was first carried out and discussed, in order to evaluate the impact of the fundamental device design parameters on on-state, transfer and off-state characteristics. Based on the results of the simulations, critical design parameters are elaborated. Large apertures with low donor concentrations and a substantial gate-aperture overlap were shown to be required to derive a robust device layout and reliable gate control to suppress source-drain leakage. Based on the results of the simulations, a suitable layout for the process masks was developed for the following process technology. A major challenge in the fabrication of CAVET structures has been the diffusion of Mg from the current blocking layer (CBL), which serves as a potential barrier between source and drain, during the overgrowth of the GaN-channel and the AlGaN-barrier. In order to circumvent the need of an industrially unsuitable and expensive molecular beam epitaxy (MBE) regrowth step, two different CAVET fabrication strategies were developed fully based on metalorganic chemical vapor deposition (MOCVD). Current blocking layer formation was carried out by non-planar selective area regrowth or v Mg-ion implantation and its structural evolution was discussed. Subsequently, AlGaN/GaN regrowth is performed by MOCVD and analyzed while focusing on the Mg-distribution into the regrown channel and the influence on the electrical characteristics of the two-dimensional electron gas (2DEG). Structural and electrical characterization of the CAVET structures revealed much better results for CAVETs with Mg-implanted CBL, which was explained by the better surface morphology and the smaller Mg-tail into the regrown GaN-channel. As a result, higher crystal quality and no compensation of the 2DEG was demonstrated for Mg-implanted samples. Reliable 2DEG-performance in SAG-based CAVET structures was only achievable by decreasing the Mg-concentration and increasing the distance of the CBL to the 2DEG. However, based on the TCAD simulations both was expected to degenerate the device performance in terms of turn-off behavior and off-state stability. Further investigation on the two fabrication strategies was carried out by the measurement of fully processed transistors. The experimentally derived data of the device layout were found to match the trends obtained by TCAD simulations. However, based on the results of the elemental distribution, the structural and electrical characterization as well as the analysis on device level, the fabrication via Mg-implantation provides significantly improved device performance in terms of on-state, transfer and off-state characteristics. Especially, the leakage through the CBL was found to be much lower when compared to SAG-CAVETs, which is assumed to be caused by lower electric field penetration in the CBL due to the higher achievable Mg-doping concentration. In addition, the off-state stability of the Mg-implanted small transistors exceeded the previously demonstrated approaches. To prove the high-power robustness of the device design in combination with the implantation-based fabrication process, a suitable upscaling pathway of the CAVET-technology was investigated. Large area CAVET comb structures are proposed by combining the optimal intrinsic CAVET design of small transistors, with the proven comb structure of the lateral HEMT. Device characteristics are carried out and compared to the results of small demonstrators from previous chapters. Reliable on-state, transfer and off-state characteristics were shown for the upscaled devices, which further proves the suitability of the developed layout and process technology. The findings of this work were applied to a component design and have resulted in a CAVET with the largest absolute current of over 20 A, which is an increase by a factor of 103 compared to the state of the art. Simultaneously, the critical field strength in the largest fabricated devices was found to be close to previously shown small gate width devices. The demonstrated pulse power stability of nearly 1 kW is close to the theoretical for lateral HEMTs, which demonstrates, that the CAVET-technology is suitable for the use in power electronics. In addition, the developed technology allows for the fabrication of CAVETs with co-integrated lateral HEMTs on-chip, which enables the monolithic integration of conventional gate drivers and sensor systems into the CAVET-technology. -
PublicationExtended Monolithic Integration Levels for Highly Functional GaN Power ICsA new generation of power electronic systems with reduced losses, size and costs is emerging due to the rapid development of gallium nitride (GaN) transistors. These transistors are fabricated in the GaN-on-Si technology and have a lateral structure, which enables the monolithic integration with peripheral functions such as gate driver, sensing, protection, and even control. This research work extends the monolithic integration in the GaN technology by introducing and investigating devices, buildings, and function blocks towards a new category of highly functional GaN power ICs for low-cost high-efficient switching regulator applications. Integration levels are introduced for the classification of GaN power ICs. A GaN power IC platform with devices as well as building blocks is investigated regarding its characteristics and its related design issues are analyzed. Thereby, the devices are divided into active and passive and the function blocks into digital and analog. Based on this GaN power IC platform, two case studies are presented for a DC-DC synchronous buck converter and AC-DC active rectifier diode, which contributes to efficient, cost-effective and more sustainable power electronic products using functional integration in GaN.

PublicationGaN-based Tri-gate high electron mobility transistors( 2017)The rapidly-growing data throughput rates in a wide range of wireless communication applications are pushing the established semiconductor device technologies to their limits. Considerably higher levels of solidstate output power will therefore be needed to meet the demand in the next generation satellite communications as well as the RADAR systems. Owing to their superior material properties such as high breakdown fields and peak electron velocities, GaN-based high electron mobility transistors (HEMTs) have recently prevailed in high-power systems operating in the microwave frequency bands. On the other hand, technologies based on GaAs or InP still make up a large portion of the state-of-the-art devices and circuits at the millimetre-wave (MMW) and sub-MMW frequencies. Due to the strong dependence of the intrinsic device parameters on the applied bias point, highly-scaled GaN HEMTs are prone to experiencing deteriorated high frequency characteristics which severely limit the highpower performance as well. Here, the relatively poor control of the gate electrode is known to be the underlying root of the performance drop. In an attempt to overcome this by means of reinforcing the gate-control, 3-dimensional GaN HEMT devices featuring the Tri-gate topology are developed in this work, exhibiting enhanced performance in terms of both off- and on-state figures of merit. One of the first obstacles is establishing a Tri-gate process scheme that is fully compatible with the planar-gate GaN HEMT process, allowing for a straightforward integration. On that account, electron-beam-defined mesa etching is found to be the most applicable method for patterning the nano-channels which constitute the Tri-gate FETs with promising device characteristics. It is then shown that a thorough optimisation of the fin geometry and a 3-D passivation approach help improving the on-state DC performance as well as suppressing the short channel effects (SCE) in the off-state. By taking advantage of the superior gate-control, normally-off AlGaN/GaN FinFETs are subsequently presented with as high as +0.2 V of threshold and 60 V of breakdown voltages, as opposed to -1.7 V of threshold and 28 V of breakdown voltages achieved by the conventional GaN FETs. In order to further improve the on-state performance, advanced heterostructures with InAlGaN and AlN barriers are employed which result in up to 3.8 A/mm of saturation drain current density, being one of the highest recorded values among GaN-based Tri-gate devices. Following the DC-improvements, both small- and large-signal parameters of the Tri-gate HEMTs are then optimised towards a more linear behaviour with respect to the bias point. Once again, with the help of alternative barrier layers and the reduction of the parasitic gate capacitances, a flatter RFtransconductance behaviour is achieved, leading to a bias-independent current-gain cut-off frequency of higher than 60 GHz. It is also revealed by the large-signal load-pull investigation that a maximum RF output power density of 3.7 W/mm (compared to 2.5 W/mm of the planar FETs) can be reached by the AlN/GaN FinFETs while showing a simultaneous ft of 80 GHz. Finally, the presented W-band power amplifier with 30 dBm of saturated output power and logic inverter designs for the first time demonstrate the excellent circuit-level performance of the GaNbased Tri-gate devices. In the end, the developed GaN Tri-gate technology is proven to be a viable candidate for achieving significantly higher RF output power without undergoing a cut-off frequency degradation. The demonstrated results of the fabricated monolithic microwave integrated circuits (MMICs) with Watt-level output power up to 90 GHz also promote the great potential of Tri-gate FETs for both MMW power amplifier and high-speed logic applications.

PublicationHalbleiter-Scheibenlaser und ihre Integration in anwendungsspezifische Resonatoren( 2017)Halbleiter-Scheibenlaser stellen die Verbindung eines optisch gepumpten Halbleiter-Verstärkungsmediums mit der Resonatorgeometrie eines Festkörper-Scheibenlasers dar. Dieses Konzept verbindet die Vorteile beider Technologien: mit Halbleiter-Verstärkungsmedien kann durch Anpassung der Materialkomposition ein großer Teil des elektromagnetischen Spektrums vom UV bis ins mittlere Infrarot verstärkt werden. Gleichzeitig ist es durch den rotationssymmetrischen Aufbau möglich, ein zirkulares Strahlprofil und gute Strahlqualität mit hohen Ausgangsleistungen zu verbinden. Des Weiteren bietet das Scheibenlaser-Konzept durch den externen Resonator große Flexibilität, den Laser und seine Emissionseigenschaften an die gewünschte Anwendung anzupassen. Ein zentrales Ziel dieser Arbeit ist die Entwicklung verbesserter GaSb-basierter Scheibenlaser-Strukturen mit hoher Effzienz. Hierbei wird ein Schwerpunkt auf die Optimierung der Resonanzeigenschaften der Laserchips gelegt. Besonders erfolgversprechend ist daneben die Verwendung der neuartigen Strukturen mit verringertem Quantendefizit, welche bereits rund um 2,0 µm demonstriert wurden. In dieser Arbeit wird die Möglichkeit untersucht, dieses Konzept auf längere Wellenlängen zu erweitern. Neben der Erhöhung der Effzienz ist ein zentrales Ziel die Verbesserung der Entwärmung des Halbleiter-Chips. Die Ausgangsleistung von Halbleiter-Scheibenlasern ist grundsätzlich thermisch limitiert, da durch Verlustprozesse im Halbleiter-Chip große Mengen an Verlustwärme entstehen. In dieser Arbeit werden neuartige Konzepte erarbeitet, um die Erwärmung zu reduzieren und somit die erreichbare Ausgangsleistung zu erhöhen. Das dritte, zentrale Ziel dieser Arbeit ist die Erforschung von alternativen Konzepten, mittels welcher sich die Emissionswellenlänge flexibel und weitestgehend unabhängig von weiteren Parametern einstellen lässt. Mit der bisher verwendeten Aufbaumethode ist es sehr schwer, die Emissionswellenlängen unabhängig von anderen Parametern wie Pumpleistung oder Wärmesenkentemperatur zu variieren. Diese Einschränkung limitiert die Einsetzbarkeit von Halbleiter-Scheibenlasern für einige Anwendungen.

PublicationIntegrated Sub-Millimeter-Wave High-Power Amplifiers in Advanced InGaAs-Channel HEMT TechnologyDriven by the large absolute bandwidths that are available at the sub-mm-wave frequency range around 300 GHz, wireless high-data-rate communication systems and high-resolution imaging applications are being extensively investigated in recent years. Due to their superior characteristics in terms of noise figure and cutoff frequencies, InGaAs-channel HEMT devices have proven to be a key technology to implement the required active front-end MMICs for these wireless THz systems, enabling ultra-high bandwidths and state-of-the-art noise performance. This work describes the modeling, design, and characterization of 300-GHz HEMT-based power amplifier cells and demonstrates the implementation of highly compact amplifier MMICs and broadband waveguide modules. These amplifiers are key components for the implementation of high-performance chipsets for wireless THz systems, providing high output power for the utilization of next-generation communication and imaging applications. A unique amplifier topology based on multi-finger cascode and common-source devices is developed and evaluated, demonstrating more than 20-mW measured output power at the sub-mm-wave frequency range around 300 GHz.
