Verfahren zur Herstellung eines Transistors mit hoher Elektronenbeweglichkeit und hergestellter Transistor

Es wird ein Verfahren zur Herstellung eines Transistors mit hoher Elektronenbeweglichkeit vorgestellt und ein Transistor mit hoher Elektronenbeweglichkeit bereitgestellt. Das Verfahren ist dadurch gekennzeichnet, dass zunächst auf einem flächigen Substrat eine Epitaxieschicht aufgewachsen wird und das flächige Substrat dann wieder vollständig von der Unterseite der Epitaxieschicht entfernt wird, wobei eine thermisch leitende Schicht auf die Unterseite der Epitaxieschicht aufgebracht wird, sodass die thermisch leitende Schicht mindestens 80%, bevorzugt mindestens 90%, besonders bevorzugt mindestens 95%, insbesondere 100%, der Unterseite der Epitaxieschicht kontaktiert. Das Verfahren ist einfach und kostengünstig durchführbar und stellt einen Transistor bereit, der eine hohe Elektronenbeweglichkeit, eine verbesserte elektrische Leistung ohne Backgating und eine verbesserte Wärmeableitung aufweist. Das vorgestellt Verfahren ermöglicht zudem eine Bereitstellung eines Transistor mit einer vertikalen Transistorstruktur.
