Abstract
Field-effect transistors with tunnel barriers, quantum well channels and surface trapped charges have been simulated by means of the Monte Carlo particle model. The results of the simulation have been compared with experimental data. The agreement is excellent provided tunneling and quantum transport in the quantum wells are included in the model. The significance of these effects will be discussed here with emphasis of the modelling technique.
