Abstract
The design and on-wafer measurement results of a balanced doubler MMIC with an output at W-band is presented. The MMIC has been fabricated on a 0.13 mu AlGaAs/InGaAs/GaAs pHEMT process. The design features a Lange coupler and 90° phase shifter to realise the balun. The phase shifter is based on a CPW implementation of a Schiffmann design. The MMIC provides between 10 - 15 dBm output power from 75 - 100 GHz for an input power of 13 dBm.
