Title

Waveguide integrated PINFET on InP for receiver OEICs

Abstract
The authors present a waveguide integrated PINFET as a building block for future receiver OEICs based on InP. The OEIC consists of a waveguide, a PIN-photodiode, a junction field effect transistor (JFET) and a resistor. Measurements revealed a current gain of 11 dB and a 3 dB cutoff frequency of 320 MHz.
