Bottom emitting 1.3 m BH-FP laser with integrated 45° reflector and monitor photodiode

The fabrication of 1.3 m buried heterostructure (BH)-Fabry-Perot (FP) laser OEICs including on-wafer laser facet preparation was demonstrated. The OEIC integrate an FP-laser for adequate forming of the far field, a 45° beam reflector and a monitor photodiode. The plots of the bottom side laser output power and monitor photodiode current were presented.
