Electrothermal modelling of SOI MOSFETs

This paper describes the coupling of electrothermal and thermal electrical interaction in SOI MOSFETs. An electrothermal coupling model which includes the dependance of all parameters on temperature has been developed and the influence electrothermal and thermal electrical interaction on electrical properties of SOI MOSFETs have been analyzed. The negative differential resistance of output characteristic of SOI MOSFETs has been explained with this modelling.
