Abstract
We have fabricated strained In0.35Ga0.65As/GaAs undoped andp-doped (2*10 hoch 19 cm-3)multiple-quantum-well (MQW) ridge waveguide (RWG) lasers with dry-etched facets suitable for monolithic integration. Devices with a cavity length of 100 mym and p-doped quantum wells demonstrate a record direct modulation bandwidth of GHz at a low drive current of 65 mA.
