Abstract
Die Erfindung betrifft eine Einrichtung zum Beschichten von Substraten durch Magnetron-Sputtern mit mindestens einer Sputterquelle nach dem Magnetronprinzip mit mindestens je einem auf wahlfreies elektrischen Potential legbaren Target (1) mit in sich geschlossenem tunnelfoermigen Magnetfeld (5) oberhalb der Oberflaeche, welches mindestens zeitweise als Katode geschaltet ist, und mindestens einer zumindest zeitweise als Anode (7) geschalteten Elektrode und mindestens einer Stromversorgungseinheit (8) zur Erzeugung einer Spannung zwischen dem Target bzw. den Targets und der Elektrode bzw. den zugeordneten Elektroden, bei der der Elektrode eine magnetfelderzeugende Einrichtung (9) derart zugeordnet ist, dass die Elektrodenoberflaeche zumindest teilweise von einem Magnetfeld durchdrungen wird, wobei der Maximalwert der Magnetfeldkomponente parallel zur Elektrodenoberflaeche HTII,max betraegt.
DE 10234859 A UPAB: 20040326 NOVELTY - Device for coating substrates by magnetron sputtering comprises a sputtering source with a target (1) acting as a cathode to which an electrical potential is applied and having a closed tunnel-like magnetic field (5) above the surface, an anode (7) and a current supply unit (8) for producing a voltage between the target and the anode. A unit for producing a magnetic field (4) is assigned to the anode so that the electrode surface is penetrated by a magnetic field. The maximum value of the magnetic field component parallel to the electrode surface is at least 5% of the maximum value of the magnetic field component parallel to the target surface. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is also included for a process for coating substrates by magnetron sputtering using the above device. USE - Used in electronics, electrotechnology, optics, machine construction, in the glass industry and for treating surfaces of substrates. ADVANTAGE - The thermal load on a layer is kept within limits.
