Abstract
(B3) Der Wellenlaengenbereich um 850 nm ist fuer optische Kurzstrecken-Datenuebertragung etabliert. Dabei sind Datenraten von 20 Gb/s und mehr in der Diskussion, wobei aber die Leistungsfaehigkeit der derzeit bekannten Photodioden auf GaAs-oder Si-Basis durch die Parameter Absorption, Responsivitaet, Kapazitaet und Geschwindigkeitsverhalten begrenzt ist. Insbesondere ist im Falle von GaAs der spektrale Empfindlichkeitsbereich auf unterhalb von ca. 860 nm (bei Raumtemperatur) begrenzt. Die erfindungsgemaesse Heterouebergang-pin-Photodiode (PD) weist auf einem Substrat (SU) aus InP eine Absorptionsschicht (AS) aus InP mit einer spektralen Absorption bis 920 nm bei Raumtemperatur, eine Fensterschicht (FS) aus InAlAs mit einer optischen Transparenz fuer Wellenlaengen bis hinunter zu 830 nm (groesserer Bandabstand als der der Absorberschicht (AS)) sowie eine Schutzdeckschicht (SD) aus InP zum Oxidationsschutz der Fensterschicht (FS) auf. Erstmals wird bei einer Photodiode (PD) eine binaere InP-Absorberschicht (AS) eingesetzt. Diese Struktur fuehrt zu einer deutlichen Verbesserung der Photodiodeneigenschaften, insbesondere der Betriebswellenlaengentoleranz fuer den Wellenlaengenbereich um 850 nm bei einer optischen Datenuebertragung mit Datenraten bis oberhalb von 10 Gb/s.

A protective coating is made of n or p-doped indium phosphide, and the absorption layer is made of undoped or lightly doped indium phosphide. A front sided contacting layer (VKS) of the photodiode is made of p-doped indium gallium arsenide for front sided contacts. USE - Hetero-junction pin photodiode for data transmission (claimed) i.e. high-speed optical data transmission. ADVANTAGE - The photodiode is designed in such a manner that it avoids outlined temperature conditioned restrictions, and/or substantially increases tolerances regarding wavelengths, thus reducing component cost of the photodiode, and hence using the photodiode for data transmission in a wavelength range around 850 nanometers and a data rate up to 10 gigabytes per second.
