Abstract
Die Erfindung betrifft eine Wellenleiter-integrierte Photodiode fuer hohe Bandbreiten mit einem semiisolierenden einmodigen Zufuehrungswellenleiter, der zusammen mit einem ueber diesem angeordneten Photodioden-Mesa auf einem Substrat monolithisch integriert ist, wobei der Photodioden-Mesa aus einer elektrisch leitenden n-Kontaktschicht, einer Absorptionsschicht, einer p+-Kontaktschicht und einem metallischen p-Kontakt aufgebaut ist und der Brechungsindex der n-Kontaktschicht groesser ist als der Brechungsindex der semiisolierenden Wellenleiterschicht. Bei bisher bekannten Photodioden wurde ein Kompromiss zwischen Wirkungsgrad und Bandbreite eingegangen, so dass Bedarf bestand, bei mindestens einem Faktor des Quantenwirkungsgrad- Bandbreiteprodukts nach entsprechenden Steigerungen zu suchen. Vorgeschlagen wird, dass die n-Kontaktschicht (3) gegenueber den darueber liegenden Schichten (4, 5) in Richtung des Zufuehrungswellenleiters (2) um eine vorbestimmte Laenge L verlaengert ist.
WO 2007033655 A1 UPAB: 20070711 NOVELTY - The photodiode has a semi-insulating monomode waveguide layer (2) monolithically integrated on a semi-insulating indium phosphide substrate (1) together with a photodiode mesa structure that is arranged over the substrate. The structure is designed from an electric-conducting n-contact layer (3), an absorption layer (4), a p-contact layer and a metallic p-contact (5), where the refraction index of the layer (3) is greater than the refraction index of the layer (2). The layer (3) is extended opposite to the layer (4) and the contact (5) in a direction of the layer (2) to a preset length (L). USE - Used for a high bandwidth application that is operated in a frequency of above 40 gigahertz. ADVANTAGE - The electric-conducting n-contact layer is extended opposite to the absorption layer and the metallic p-contact in the direction of the semi-insulating monomode supply waveguide layer to the predetermined length, thus increasing quantum efficiency of the waveguide-integrated photodiode with minimized absorber length, whose bandwidth is increased to 100 gega Hertz (GHz) with single photodiodes and to 70 GHz with balanced detectors, without reducing the responsivity opposite to photodiodes with the highest threshold frequencies.
