InP-based narrowband photodetectors covering the frequency range of 38 to 90 GHz for linear high power applications
Abstract
InP-based narrowband photodetectors designed for 40, 60, 80 and 85 GHz resonance frequencies were fabricated and packaged into modules. Gain values of 7 dB are typically extracted at a bias point of 2V. The effective responsivity reaches its peak at 40 GHz with 1 A/W, which is twice the DC value. S22 measurements in the frequency range of 30 GHz to 90 GHz at different bias points were performed. The resonance frequencies of the devices can be tuned to a certain amount by applying a reverse bias of 2 to 12V, covering in total a frequency range of 38 to 90 GHz.
