Abstract
Die prozessbedingte Modifizierung der Oberflächenchemie von Lötstopplacken kann mittels Photoelektronenspektroskopie (XPS), Flugzeit-Sekundärionenmassenspektrometrie (ToF-SIMS) und Kontaktwinkelmessung gut nachvollzogen werden. Eine Reduktion des Benetzungsverhaltens kann dabei auf die Änderung der Oberflächenchemie zurückgeführt werden. Die Oberfläche der drei betrachteten, photostrukturierbaren Lötstopplacke wird durch eine PDMS-Belegung dominiert. Diese kann mit der Mikrorauheit der Lacke korreliert werden. Trotz Unterschieden im Benetzungsverhalten und der Rauheit weisen alle Lacke eine gute Haftung zu Epoxidklebstoffen und Moldmasse auf. Im Fall der Epoxidklebstoffe wird die resultierende Festigkeit durch das Bruchbild und die mechanischen Eigenschaften des Klebstoffes bestimmt.

Based on photoelectron spectroscopy (XPS), time-of-flight secondary ion mass spectrometry (ToF-SIMS) and the optical contact angel method, the process induced modifications of the solder mask surfaces can be understood. A reduced wetting performance is correlated to changes in surface chemistry. The surface chemistry of three treated solder masks is dominated by PDMS; the PDMS amount of the different solder masks can be correlated to the micro-roughness at the surface. In spite of differences in wetting behaviour and surface roughness, the solder masks exhibit good adhesion to epoxy adhesives and mold mass. In case of epoxy adhesives, the resulting tensile strength is determined by the failure mode and the mechanical properties of the adhesive itself.
