Influence of HCl-activation on the performance of low and high temperature grown CdTe solar cells
Abstract
CdTe thin film solar cells provide a good opportunity for low cost photovoltaic modules. To obtain highlyefficient solar cells with a CdS/CdTe hetero junction an activation treatment in chlorine containing atmosphere isnecessary. The common way is a CdCl2 deposition as wet solution on top of the CdTe layer followed by thermalannealing at 350-430°C. An Additional activation method is a treatment with HCl-containing gas andsimultaneously thermal annealing in the same temperature range. In this experiments, efficiencies up to 8.7%could be obtained by using a gas mixture of 2% HCl and 98% N2. The reference process with CdCl2 leads toefficiencies up to 11.8%. Here no intentional Cu-treatment was applied. The two activation methods causesdistinct differences in den chlorine content of the treated CdTe layers. The analyses contain I-V and EQEcharacterization, FE-SEM cross sections and RF GD-OES depth profiling.
