Abstract
Bei einem Verfahren zum Erzeugen einer mikromechanischen Struktur fuer ein mikro-elektromechanisches Element wird zunaechst eine erste Zwischenschicht, die auf eine erste Hauptoberflaeche eines ersten Halbleiterwafers aufgebracht ist, strukturiert, um eine Ausnehmung zu erzeugen. Der erste Halbleiterwafer wird dann ueber die erste Zwischenschicht mit einem zweiten Halbleiterwafer verbunden, derart, dass durch die Ausnehmung ein hermetisch abgeschlossener Hohlraum definiert wird. Abschliessend wird einer der Wafer von einer der ersten Zwischenschicht abgewandten Oberflaeche her geduennt, um eine membranartige Struktur ueber dem Hohlraum zu erzeugen.

DETAILED DESCRIPTION - A micromechanical structure is produced by: (a) structuring an interlayer on a wafer surface to form an opening; (b) bonding the interlayer side of the wafer (2) to a second wafer (8) such that the opening forms a hermetically sealed cavity (12); and (c) thinning the first wafer (2) from its back face side to form a membrane-like structure (14) above the cavity (12). Preferred Features: The wafers (2, 8) are silicon or silicon on insulator (SOI) wafers and the interlayer consists of oxide, polysilicon, nitride or tetraethyl orthosilicate. USE - The method is used for forming a membrane structure in a semiconductor wafer in the production of micro-electromechanical elements, e.g. pressure sensors, valves, pumps or acceleration sensors, useful in automation, medicine and automobiles. ADVANTAGE - The process allows the use of standard integrated circuit (IC) processing to form processing circuits in the same substrate in which the micromechanical structure is formed, while maintaining the cavity sealed to avoid conventional complementary metal oxide semiconductor (CMOS) processing problems such as liquid, gas or solids entry into the cavity, and provides high yield and low cost production in a reduced number of process steps.
