Abstract
A novel type of horizontal cavity surface emitting BH-DFB-lasers is presented, showing high optical output power and uncooled direct modulation capability of 7.5 Gb/s. A substantial cost reduction in comparison to conventional edge emitting DFB lasers is achieved through the advanced possibility of on-wafer techniques application during fabrication and testing. HCSE-DFB lasers offer a promising alternative solution to VCSEL devices, when high output power and/or high wavelength accuracy are needed.
