Abstract
Die Integration von Kohlenstoff-Nanoröhren (CNT) auf einem CMOS kompatiblen Multi-Elektroden-Array (MEA) wird vorgestellt. Im Rahmen des Projektes InMEAs (Integrierte nanomodifizierte Multi-Elektroden-Arrays) werden CNTs direkt auf einem hochtemperaturstabilen Basis-MEA abgeschieden. Dazu hat das Fraunhofer IMS eine 0.8 µm Bulk-Substrat CMOS-Technologie mit einer Wolfram-Metallisierung entwickelt, bei der die Schwellenspannung nach einem Temperschritt von 700 °C / 30 min vergleichsweise geringfügig verschoben ist. Durch Verwendung des Mischkatalysators PtFe konnte das Fraunhofer IKTS die Prozesstemperatur für die CNT-Abscheidung auf 620 °C reduzieren.

The integration of carbon nanotubes (CNT) on a CMOS compatible multi-electrode-array (MEA) is presented. Within the project InMEAs, CNTs are deposited directly on a high-temperature-stable MEA platform. The Fraunhofer IMS has developed a 0.8 µm bulk-substrate CMOS-technology based on tungsten metallization, in this case the threshold voltage is shifted only slightly after a temperature step of 700 °C / 30 min. By using the mixed catalyst PtFe the Fraunhofer IKTS could reduce the process temperature for CNT deposition to 620 °C.
