Abstract
(A1) Die vorliegende Erfindung betrifft ein Verfahren und eine Vorrichtung zum Betrieb von haftstellenbasierten nichtfluechtigen Halbleiterspeicherzellen, mit denen die Speicherhaltezeit dieser Speicherzellen erhoeht wird. Das Verfahren zeichnet sich dadurch aus, dass die Speicherzellen mit einem oder mehreren Programmierpulsen auf eine erste Einsatzspannung eingestellt werden, die oberhalb der Ziel-Einsatzspannung liegt. Das Erreichen der ersten Einsatzspannung wird mit mindestens einem Verifikationspuls ueberprueft. Anschliessend wird die Einsatzspannung der Speicherzellen mit einem oder mehreren sich an den Verifikationspuls anschliessenden Spannungspulsen einer der Polaritaet der Programmierpulse entgegengesetzten Polaritaet wieder erniedrigt und an die Ziel-Einsatzspannung angenaehert. Durch diese Vorgehensweise wird der Langzeit-Ladungsverlust der Speicherzellen verringert und somit die Speicherhaltezeit auf einfache Weise erhoeht.

Voltage pulses are supplied to the memory cells. The cut-off voltage is selected such that the voltage lies above desired target cut-off voltage for the memory cells. The voltage pulses connected to verification pulses (10) are adjusted such that the voltage pulses reduce the cut-off voltage of the memory cells approximately to the target cut-off voltage. ADVANTAGE - The voltage pulses connected to the verification pulse are adjusted such that the voltage pulses reduce the cut-off voltage of the memory cells approximately to the target cut-off voltage, thus reducing long-term charge loss and shifting the associated cut-off voltage, and hence increasing non-volatile NAND flash memory holding time during operation of the memory cells.
